为探究雪崩光电探测器（APD）的特性,采用APD等效电路模型模拟雪崩光电探测器的特性；通过对APD载流子速率方程、暗电流、噪声电流以及各寄生参量等方面的研究,得到了APD的等效电路模型,基于该电路模型在PSpice软件中分析了APD的光电流和暗电流与反向偏压的关系、脉冲响应特性、频率响应特性、噪声电流特性、不同入射光功率下的光电特性以及光电流与接受光强度的关系.

In order to explore the characteristics of the avalanche photodetector （APD）, the paper uses the equivalent circuit model of APD to simulate the characteristics of avalanche photodiode detector.
