资料介绍

针对闪存产品(Flash)生产过程中出现的良率低下问题,研究离子注入机台水汽类颗粒物的监控方法。做了一系列实验,推导出离子注入过程中水汽对离子注入影响的机理。形成一套简单、有效监控离子注入机台水汽类颗粒物的方法。基于此方法的有效实施,可以避免闪存产品等在生产过程中,由于水汽类颗粒物导致的良率低下等问题。

For Flash memory production low yield issue,study have been done on vapor defect monitoring during ion implantation process.Basing on a series of experiments,the mechanism of effect on ion implantation by vapor defect is deduced in the process of ion implantation.A new method to monitor ion implantation tool Vapor was invented.The effective implementation of this method will prevent low yield issue caused by vapor defect during ion implantation.
