资料介绍

通过使用不同冷却系统的离子注入机台(昆腾和GSD200),调整靶盘的转速等实现离子注入温度的改变,研究NPN晶体管发射极离子注入温度对NPN晶体管的影响。实验结果表明离子注入温度越高,NPN晶体管的电流增益会随之降低。热波法检测结果显示离子注入温度越高,硅晶圆表面注入损伤越严重,注入损伤会使载流子迁移率下降,少子寿命降低,从而降低了双极晶体管发射极的注入效率,导致NPN双极结型晶体管的共射极的电流增益变小。

The implant temperature is different with different implant tools and different implant tool’s disk scan speed;the experiment result showed that NPN current gain would be lower with the increased implant temperature for emitter thermal wave signal showed that the implant damage was more serious for the higher implant implant damage would make carrier mobility lower,and shorten the carrier lifetime,which resulted in the worse emitter injection efficiency of NPN bipolar,the current gain of NPN bipolar would be lower accordingly.
