将几种典型的传统双极结型晶体管(BJT)驱动应用于碳化硅(SiC)BJT,并对其功耗、开关速度进行比较,在此基础上对其参数进行优化,最后提出了一种SiC BJT的新型自适应驱动,通过建立从集电极电流到基极电流的正反馈,基极电流能等比例地跟随集电极电流,使得电流增益系数保持稳定,简化了驱动电路并提高了电路的响应速度,同时大大降低了轻载时基极稳态驱动功耗。通过斩波电路的实验结果表明,自适应驱动方式稳态功耗仅为恒定基极电流驱动方式稳态功耗的30%左右。

Several drive methods are introduced and compared from their loss and speed point of view.Then their pa- rameters are optimized.Finally a new adaptive driver of SiC bipolar junction transistor(SiC BJT) is proposed.In this adaptive drive, base current can follow the collector current proportionally by building positive feedback between base current and collector current.Therefor, the base drive loss of SiC BJT can be greatly reduced at light load, and the driver circuitry is simplified.Experimental results show that,the steady state power consumption of adaptive driver is only 30% of the driver with constant base current.
