随着工艺的推进,线宽的缩小,洁净室空气中阴离子的存在对芯片产品的良率影响更加明显,这就要求对阴离子含量的分析能达到更低的检出限以更好的管控洁净室空气的质量。描述一种分析洁净室空气中的痕量阴离子含量的方法,可以达到ppt level的检出限,明显优于目前大部分Fab厂的ppb level的检出限,其中已知难以分离的醋酸根离子也达到了2.53的分离度,方法的回收率大于95%。

With the advancement of technology and the reduction of linewidth, the presence of anions in the clean room air has a more obvious impact on the yield of chip products, which requires the analysis of anion content to reach a lower detection limit to better control the quality of clean room air. This paper describes a method for the determination of Trace Anions in the air of clean room. It can reach the detection limit of PPT level, which is obviously better than that of most Fab plants. The known acetate ions which are difficult to be separated also reach the resolution of 2.53, and the recovery rate of the method is more than 95%.
